My suggestion would be to not bother with any of them. A larger throttle body allows more air into the engine which in theroy is great. But with stock (unported) heads and intake and stock exhaust manifolds, you will not get any real benefit from the larger size Throttle Body. All the added air it can flow cannot be taken into a stock engine. The stock setup can only flow so much air, and putting a larger TB that flows more air is not going to miraculously allow the engine to use more air. I am not saying it will not give you ANY improvment, i am just pointing out that on a stock engine, the increase in performance will be minimal. And for what they cost, there are better upgrades.
For the same or less money, you could buy headers which would give you an instant HP gain and be a stepping stone towards adding a larger TB later down the road. Remember, if you allow more air into your engine, you need to allow more air (exhaust) out. So i would do headers first.

Not to beat a dead horse, but this is just like the people who install oversized air filters and use 4" intake tubing into the stock 3" Throttle Body. It's all a waste of time and most importantly money if your truck is mostly stock. The gains are minimal at best. You wll always be limited by how much air your cylinder heads flow on the intake side and how well your exhaust flows on the exhaust side. Their needs to be a balance to get any real results. Adding headers and a dual 3" exhaust to a stock motor with a stock intake will not help you any more then adding a large Throttle Body and CAI with a HUGE filter and then having stock manifolds and exhaust.
Many Throttle Body upgrades boast huge performance gains but what most people fail to relaize is those gains are NOT achieved by simply bolting it on a stock truck. Again, you are limited by what your engine can flow internally. It's not like Dodge put some ridiclously undersized Throttle Body on and your engine is starving for air.
At a minimum, Get a good programmer, replace the Hemi Hat and go with a solid pipe to the air filter box or filter and add a free flowing exhaust. That alone will give you plenty of power. Want a bit more? Do headers. If you have done ALL that and still have more money to spend, THEN buy a new Throttle Body.
